삼성전자가 '28나노 FD-SOI(완전공핍형 실리콘 온 인슐레이터) 공정 기반 eMRAM(embedded Magnetic Random Access Memory, 내장형 MRAM)' 솔루션 제품을 출시했다고 6일 밝혔다.

FD-SOI 공정은 실리콘 웨이퍼 위에 절연막을 씌워 누설 전류를 줄일 수 있는 공정이며, MRAM은 비휘발성(전원을 꺼도 데이터가 유지됨)이면서도 DRAM 수준으로 속도가 빠르다는 특성을 가지는 메모리 반도체다. 이 두 기술이 합쳐져 전력을 적게 소모하면서 속도도 매우 빠르고, 소형화가 쉬우면서도 가격까지 저렴한 차세대 내장 메모리가 만들어졌다.

삼성전자 파운드리 사업부는 SoC(System on Chip)에 이 제품을 결합해 파운드리 분야 기술 리더십을 강화했다.

내장형(embedded) 메모리는 IoT 기기 등 소형 전자 제품에 사용되는 MCU(Micro Controller Unit)나 SoC 같은 시스템 반도체에서 정보 저장 역할을 하는 메모리 모듈이다. 주로 Flash를 기반으로 한 eFlash(embedded Flash Memory)가 사용된다.

그러나 eFlash는 데이터를 기록할 때 먼저 저장돼있던 기존 데이터를 삭제하는 과정을 거치기 때문에 속도와 전력효율 측면에서 단점이 있었다.

삼성전자의 '28나노 FD-SOI eMRAM' 솔루션은 데이터 기록시 삭제 과정이 필요없고, 기존 eFlash보다 약 1천 배 빠른 쓰기 속도를 구현한다.

또한, 비휘발성 특성도 지녀 전원이 꺼진 상태에서 저장된 데이터를 계속 유지해 대기 전력을 소모하지 않으며, 데이터 기록시 필요한 동작 전압도 낮아 전력 효율이 뛰어나다.

삼성전자의 eMRAM 솔루션은 단순한 구조를 가지고 있어 기존 로직 공정 기반의 설계에 최소한의 레이어(Layer)를 더하는 것만으로 구현이 가능하기 때문에 고객들의 설계 부담을 줄이고 생산비용 또한 낮출 수 있다.

삼성전자 파운드리사업부 전략마케팅팀 이상현 상무는 "신소재 활용에 대한 어려움을 극복하고 차세대 내장형 메모리 솔루션을 선보이게 됐다" 며, "이미 검증된 삼성 파운드리의 로직 공정에 eMRAM을 확대 적용해 차별화된 경쟁력과 뛰어난 생산성을 제공함으로써 고객과 시장의 요구에 대응해갈 것" 이라고 밝혔다.

Samsung Electronics made an announcement on the 6th that it has released 'embedded magnetic random access memory (eMRAM)' solution that is based on 28-nano FD-SOI (completely-poverty Silicon on Insulator) process.


FD-SOI process is a process that can reduce leakage current by placing insulation on top of silicon wafers and MRAM is a memory semiconductor that is not only nonvolatile (data is maintained even if power is turned off) but is fast as DRAM level. These two technologies combined to consume less power and produce next-generation internal memory that is very fast, easy to miniaturize, and cheap.


Samsung Electronics' Foundry Business Department has strengthened its leadership in foundry business by combining this product with SoC (System on Chip).

Embedded memory is a memory module that serves as a storage of information in system semiconductors such as Micro Controller Unit (MCU) and SoC that are used in small electronic products such as IoT devices. eFlash (embedded flash memory) based mainly on Flash is used.

However, eFlash had disadvantages in terms of speed and power efficiency because it went through the process of deleting existing data that had been stored first when recording data.

Samsung Electronics' '28-nano FD-SOI eMRAM' solution does not require deletion process when recording data and implements write speed that is about 1,000 times faster than current eFlash.

In addition, the non-volatile properties keep the stored data at the power-off state and do not consume standby power, and the operating voltage required to record the data is also low, making it more power efficient.

Samsung Electronics' eMRAM solution has a simple architecture that can be implemented by simply adding a minimum layer to an existing logic process-based design, thereby reducing the design burden for customers and lowering production costs.

"We have overcome difficulties in using new materials and introduced next-generation internal memory solutions." said Lee Sang-hyun, executive director of strategy and marketing team of Samsung Electronics' foundry division. "We will respond to demands from customers and markets by providing differentiated competitive edge and excellent productivity by applying eMRAM to the logic process of Samsung foundries that has already been verified."
